AbstractAn ensemble Monte Carlo simulation is used to calculate high field electron transport in bulk InN material. In particular, velocity field characteristic, valley occupancy and kenetic energy are examined. It is found that maximum electron drift velocity only occurs when the electric field is increased to a value above a certain critical field. This critical field is strongly depenent on the material parameters. Themperature dependent of electron velocity field have also been calculated. Our results show a good agreement with other calculation results.
